Title: Modelling of, and architectures for, III-V MOSFETs
for
SoC technology

The project will begin with a period of research into transistor types, with a focus on Gallium Arsenide (GaAs) transistors. The remainder of the first year of research will be developing a reliable model of Motorola’s GaAs MOSFET technology and calibrating this.
In the second and third years of research, the project will progress to examine suitable circuit architectures for the GaAs device. This will start with simple logic functions and progress onto more complex circuits such as multipliers. This is required due to the poor electron to whole mobility ratio in GaAs, which prevents conventional CMOS circuit techniques from being a feasible solution.
